Abstract

Long-wavelength vertical cavity surface emitting lasers (VCSELs) have thusfar not provided substantial continuous-wave (CW) output power above 70 degreesC. In this paper we describe recent advances using a vertically integrated 850 nm optical pump with a 1310-nm VCSEL. Using this approach, the devices described here demonstrate record high temperature performance. We show single-transverse mode CW operation from -40 to +115 degreesC, 0.5 mw optical power up to +85 degreesC, and excellent device uniformity.
